In addition to circuit extraction, Cerium can provide complete process and materials characterization. With SEM and TEM we can determine critical dimensions of gate and interconnect features. Electron energy loss spectroscopy (EELS) and energy dispersive x-ray spectroscopy (EDS) reveal chemical constituents of low and high-k dielectrics. Channel dopant concentrations and profiles are measured with secondary ion mass spectroscopy (SIMS).
